PhD Thesis was discussed in Department of Electrical Engineering / College of Engineering at University of Mosul entitled ” Design and Performance Optimization of the High Dielectric Constant Semiconductor Devices for Advanced Applications” Supervised By Assist. Prof. Dr. Mohammad Tariq Yaseen as First supervisor and Prof. Dr. Qais Thanon Najim as second supervisor On Sunday, Aug., 31, 2025.
The thesis presented by (Ahmed Salim Jarallah) aimed to Proposing new topologies that improve control of the electric field across the MOSFET channel, with a particular focus on enhancing ON-state current and mitigating short-channel effects for low-power and high-speed applications.
The thesis discussed a new approach to addressing the challenges of MOSFET scaling by proposing new MOSFET gate topologies using asymmetric high dielectric constant materials, as well as employing dual-layer dielectrics with single and dual gate metal work functions, which effectively tailors the electric field within the channel, ensuring superior gate control.
The results showed ON-state current (Ion) improvement of ~ 63%, a decrease in leakage current (Ioff) to 29%, and an improved switching ratio (Ion/Ioff) by 129%. Making a new approach a promising candidate for replacing traditional MOSFETs in low-power and high-speed applications, particularly at nanoscale dimensions.
The current study is considered a sustainable study to achieve the Sustainable Development Goals, especially Goal 9 “Industry, Innovation and Infrastructure” and Goal 11 “Sustainable Cities and Communities” by proposing a promising new approach to replace conventional MOSFETs in low-power and high-speed applications, especially in nanoscale dimensions.
